Low Power-consumption Distributed Feedback Quantum Cascade Laser (DFB-QCL) at λ=7μm

(in English) We developed a low power-consumption DFB-QCL atλ=7μm used for gas-sensors. For power-consumption reduction, we introduced a vertical-transition active region, a buried-heterostructure configuration, a buried-type grating structure, and a high-reflectivity (HR) facet coating. As a result, with a QCL having an HR-coated rear facet, the power-consumption could be reduced to 1.1W, and in addition, a good single-mode oscillation with SMSR > 25 dB and output power beyond 10mW were obtained under CW operation at 20℃. These characteristics would be sufficient for gas-sensing use. Furthermore, by reducing the stage number of the core region (52→33), shortening the cavity length to 0.5 mm, and applying HR coatings to both facets, the power-consumption was further reduced to 0.44 W under CW operation at 20℃, which is one of the lowest values to our knowledge.
