Photonic crystal is a platform technology for ultra-compact and ultra-low-power all-optical memory. Here we report a photonic crystal nanocavity all-optical memory operated at 2.3-nW bias power realized by InP buried-heterostructure L3 nanocavity with novel systematic hole tuning for Q-factor enhancement. We also realized wavelength-addressable 28-bit optical RAM operation in monolithically integrated nanocavity array by the use of the same nanocavity. |
