Matching circuit for CMOS millimeter-wave frequency doubler

(in English) Frequency multiplier is required to generate a signal higher than maximum oscillation frequency of the MOSFET. In the CMOS frequency multiplier, a push-push doubler giving a second-harmonic signal is often used, where the drains between two MOSFETs given differential signals are directly connected. At highest than the maximum oscillation frequency, however, a large output power is difficult to obtain since the conversion loss of the push-push doubler becomes large. In this study, we propose a circuit, where a transmission line as a resonator circuit is inserted between the drains of the two MOSFETs. The output second-harmonic signal is expected to increase since voltage amplitudes of the fundamental signal at the drains in the resonator circuit are enhanced. By reducing the conversion loss of a frequency doubler, a large output power can be generated even at higher than the maximum oscillation frequency.
