| (in English) | We have developed an InP-based Mach-Zehnder (MZ) modulator monolithically integrated with semiconductor optical amplifier (SOA) in order to compensate loss in the MZ modulator. Moreover, the SOA structure with large gain even at high temperature was designed and the wavelength detuning parameter in the MZ modulator was optimized for the uncooled operation. As a result, full C-band (1528 to 1565 nm) and uncooled (0 to 85 °C) operation of 10.7 Gbps and 1600 ps/nm transmission was firstly achieved. Modulated fiber output power over 0 dBm, dynamic extinction ratio over 10.5 dB, and power penalty less than 2.0 dB were obtained. | |
