We propose a high power CMOS cascode transistor with distributed grounded gate capacitor using 0.18-um CMOS technology. A parasitic resistance on the gate line is decreased by proposed cascade transistor layout. The fabricated results show that saturation power (Psat) of 28.5dBm, P1dB of 27.4dBm and drain efficiency (Ed) of 51.5% under 1.85 GHz, continues wave, drain supply voltage 3.4 V. Also, the proposed cascade transistor realizes the Psat, P1dB and Ed improvements of 0.7dB, 4.3dB and 7.2point respectively. |
