Ternary content-addressable memories (TCAMs) are specific hardware accelerators which can realize high-speed fully-parallel pattern matching. In the TCAMs, higher density and lower energy consumption have been required. In this paper, we propose a compact 6-transistor/2-magnetic-tunnel-junction (6T-2MTJ)-based fully-parallel nonvolatile TCAM cell circuit where nonvolatile storage function and logic function are compactly merged, and 9T-2MTJ-based high-speed TCAM cell circuit where a sense amplifier is embedded to increase driving capability of the cell circuit. By using these cell circuits in combination with match-line segmentation scheme, active energy consumption can be greatly reduced. Moreover, standby energy consumption can be cut off due to their nonvolatility. |
