Electro-Optical Effect of Asymmetric Triply Coupled Quantum Well

(in English) An asymmetric triply coupled quantum well (ATCQW) was proposed and its electrorefractive effect was discussed. The ATCQW has a structure similar to a five-layer asymmetric coupled quantum well (FACQW), but is expected to exhibit larger electrorefractive index change than the FACQW does. The electrorefractive effects in GaAs/AlGaAs ATCQW for 0.9 micron and InGaAs/InAlAs ATCQW for 1.55 micron were analyzed and it was found that several times larger electrorefractive index change can be obtained in the ATCQWs than that in the FACQW. The GaAs/AlGaAs ATCQW was grown by molecular beam epitaxy (MBE) and was characterized by photo-absorption current measurement. Its result was consistent with the calculated. The ATCQW is a promising structure for high-speed and low voltage modulators and switches.
