(in English) A 4bit/cell with 43nm CMOS technology NAND flash memory is realized.
64Gb/die is largest capacity.
To achieve 16 level cell, we adapted three step programming (TSP) and sequential sense method (SSC).
As a result, we realized 7.8MB/s with 4bit/cell.
