Semiconductor lasers with small optical volume are much attractive because they enable low energy consumption, easy monolithic integration of the lasers with other components, and control of spontaneous emission. We aim at the functionalization of intersubband emitting devices by utilizing microcavity structure. In this paper, we present a fabrication and an evaluation of GaAs based mid-infrared quantum cascade laser with an integrated lateral waveguide for applications to on-chip sensing system using mid-infrared light. Several devices which have different spacing between a microdisk cavity and a waveguide have been prepared. As the spacing is narrower than 4m, the threshold currents of the microdisk lasers are increased considerably. Moreover, as the current injected into the waveguide region is increased in the 2m-spacing device, threshold current of the microdisk laser is decreased. These results are strong evidence for the coupling between the whispering gallery mode of the microdisk and the waveguide mode. |
