Fabrication of Sb-based quantum dot lasers for optical communications

(in English) Quantum dot (QD) light-sources have been focused for achieving a low-power consumption photonic-networks. We have also been investigating an optical communications laser device, which made from an Sb-based QD active media. In this paper, it is reported that using an Sb-molecule irradiation technique before and after QD formation enhances a luminescence intensity of the QD active layer, and improves properties of the QD structure. Additionally, an expansion of the operated waveband of the QD lasers is observed by using this technique. We successfully fabricate a QD laser diode operating in a –O and O band by using the Sb-based QD structure.
