A low distortion and low noise amplifier has been proposed using even and odd-mode impedance differences of bias circuit and emitter inductor. By using the equivalent circuit of an RF amplifier, we explain that the output IP3 of an amplifier can be improved when the output resistance of a bias circuit is low at 2-tone difference frequency and the inductance of an emitter inductor is small. In order to realize the condition, we propose the bias circuit with the high odd-mode impedance for carrier signals and with the low even-mode impedance for 2-tone difference frequency signals. Furthermore we find that the even-mode inductance of a differential inductor can be adjusted designing the length of an emitter bonding wire. Lower distortion of an amplifier can be achieved using even and odd-mode impedance difference of an emitter inductor. These parameters give no impact to the power gain and noise figure characteristics. 2GHz proposed differential amplifiers were fabricated using 0.18m SiGe BiCMOS technology. 3.8 dB output IP3 improvement of the proposed amplifier was obtained compared with the conventional one at > 18 dB power gain and < 1.7 dB noise figure. |
