High output power, polarization-insensitive MQW-SOA

(in English) We have developed a high output power, polarization-insensitive Semiconductor Optical Amplifier (SOA) for a high-speed optical gate switch employed in optical packet routing system. We adopted a thin active layer of strained-barrier multi-quantum-well (MQW) structure to obtain both high saturation output power and low polarization sensitivity. The MQW-SOA module has demonstrated a record high saturation output power of > +20.0dBm, a low polarization differential gain of 0.6 dB, and a small noise figure of 6.0dB at 1550 nm. We also fabricated a monolithically integrated 8-ch SOA array to decrease the size of optical gate switch. The 8-ch SOA array exhibited fine SOA characteristics over all 8-ch, and we have confirmed very high inter -channel uniformity.
