Short cavity InGaAlAs lasers for high-temperature 10-Gbit/s operations with ultra-low drive current

(in English) InGaAlAs short-cavity DBR lasers are proposed to allow 1310-nm uncooled high-speed operation at low drive currents suitable for use in smaller-form-factor modules. We theoretically estimated that the optimum cavity length to achieve high-speed operations at low-drive current is in the range of 0.01 mm to 0.1 mm. We achieved 100 degree C, 10-Gb/s operation at a record low drive current of 14 mAp-p with a 0.075-mm-cavity laser. Furthermore, side-mode suppression ratio of more than 37 dB was achieved at a high yield of 95% in spite of using a conventional grating made by holographic exposure because of naturally high single-mode stability of our short-cavity laser structure.
