Experimental demonstration and rate equation analysis of semiconductor quasiperiodic photonic crystal laser

(in English) We fabricated a 12-fold symmetric quasiperiodic photonic crystal (QPC) laser in a 1.55-micron-GaInAsP slab, and obtained the first lasing action in a point defect or a uniform crystal part at room temperature. The finite-difference time-domain analysis showed that the defect modes in a 7-hole- or single-hole-missing defect and the localized modes in uniform crystal part were well explained. Also, we calculated a carrier distribution and threshold characteristics in the QPC, normal photonic crystal and microdisk by rate equation analysis using the mode distribution obtained by FDTD. It showed that the whispering gallery mode in the QPC suppresses the carrier leakage and improves the internal efficiency.
