We demonstrate 1.55 μm novel superluminescent light emitting diodes (SLEDs) by using active multi-mode interferometers. An output power as high as 115 mW under continuous-wave operation was obtained with a wide 3-dB bandwidth of 50 nm and low spectral ripple of 0.03 dB. Because of their stable single-transverse-mode outputs, they also showed high fiber-coupling efficiency of 66% up to the maximum output power, which resulted in maximum coupled power of 77 mW. In addition, we have analyzed the power saturation cause of the devices by using temperature dependency measurement of the pulsed (0.9 μs, 1.7 kHz) power-current characteristics. As a result, it has been clarified that the thermal heat mainly attributed to the power saturation. |
